It is not possible to delete a subscription that you have canceled.
This will disappear from your purchases after about a year.
But you can hide the subscription history, see -> Hide purchases from the App Store

Until you log back into the App Store. Then they will reappear.

There is no way to change that.
You can let Apple know that you'd like to see something different here:
There is no guarantee that they will decide to implement what you want.
