Currently I hold the master iTunes account, and have six sub-accounts for my wife and children. Two of my children are now over 13, and I would like to make their sub accounts their own master accounts, out from under my iTunes umbrella. I cannot figure out how to do this -- can anyone help?

I am not quite sure what you mean by a sub-account, since there is really no such thing in iTunes. However, assuming you want the kids to have their own accounts, the best approach is probably to set them up under Family Sharing:

Under Family Sharing, the kids may make purchases using either their own store credit from gift cards, or on the credit card of the Family Organizer (that would be you). When they grow up and move out (or sooner), they can be removed from the Family Sharing group and take their own content with them.
I have my Apple ID. Under that Apple ID, under "Reachable At" I have registered five different emails, each one being used by another family member.
Is it as simple as deleting the "Reachable At" email addresses, and then registering new Apple IDs for each one?

The rules on re-using past email addresses for a different account are not totally clear, but it is worth a try.
Well, I deleted one of the "reachable at" email addresses. Left it at that and logged off.
Oddly enough, I am still able to use iMessage to/from that email address. How is that possible?

In your phone, go to Settings > Messages > Send and Receive and remove it there too.
Well, I tried deleting one of the email addresses from my account. I then waited a few hours, and tried to create a new Apple ID using that email address. It did not work, saying it was not available.
