black box that appears on side of my screen?

Theres a little black box that comes up on the right side screen whenever I click on the Fn, control, option or command buttons. How do I get rid of it?

MacBook, macOS 11.0

Uncheck "Enable Sticky Keys" in System Preferences > Accessibility > Keyboard.
