Activation IPhone with ICloud.

i used my iphone with my icloud, now i forgot my phone password(not icloud) and can't activation my phone. I deleted device from icloud account, but its useless for my problem. How i can fix it?

Message when i try activation: Apple ID cannot be used to unlock this iPhone.
